150V and 200V HEXFET® Power MOSFETs

International Rectifier and Digi-Key introduce new MOSFETs with low gate charge for industrial applications

International Rectifier's new 150V and 200V HEXFET® Power MOSFETs are targeted for hard switched and/or high frequency circuits such as SMPS, UPS and inverters. These parts offer very low gate charge (Qg) and are optimized for fast switching circuits where switching losses are critical. These parts are available in TO-220, D2PAK, TO-262, DPAK and IPAK.

The devices are optimized to offer very low gate charge (Qg) and are targeted for any application where low input capacitance and low gate drive are needed.
The devices are suitable as a primary switch for isolated DC/DC converters for telecom, or driving light load efficiency in any advanced DC/DC application.
The new 150V devices have up to 59% lower total gate charge and the 200V devices have up to 33% lower total gate charge than competing devices on the market.
